The field of semiconducting polymers has attracted many researchers from a diversity of disciplines. While, on the one hand, some of the foreseen applications are already being realized in industrial products, there is, on the other hand, still a deficient knowledge of the basic phenomena. Many of our insights derive from the pioneering studies of conducting polymers in the 1980's. Whereas conjugated polymers in their conducting (doped) form have seen limited practical use so far, the potential of semiconducting polymers looks enormous. For the latter, the processibility requirements for device fabrication can be more easily met. Nowadays, the increasing performance of the integrated circuits is produced by the constant reduction of their dimensions. The "International Technology Roadmap for Semiconductors" is introduced in 2001 the "Line Edge Roughness" parameter depending on the miniaturization of the next generations components in the microelectronic industry. This patterns roughness appeared in microlithographic processes using a photosensitive resist and subsequent by transferring to the manufacturing of the transistor, their performance is decreasing. The objective of this work is to study the physical chemical mechanisms, inducing the LER, and optimize the synthesis and formulation of the photosensitive resists in order to reach acceptable values for this new parameter. In order to identify and unveil the impact of the physical chemical mechanisms on the LER, we studied in parallel, commercial positive resists, and at the same time we synthesized new polymers, having various chemical compositions, molecular weights, polydispersity indexes and polymer architectures. We have used them to formulate model photosensitive resists and defined the values of LER. According to our work, we identified the impact of the polymer molecular weight and the polydispersity on the lithographic performances. The low molecular weight and intermediate polydispersity of linear polymers showed a similar LER compared to the commercial photoresists. Finally, we have proposed a new approach to reduce the roughness of the patterns by using hyperbranched and photocleavables macromolecular architectures showing a good lithographic sensitivity and capability to 100 nm patterning

This work focuses on the study of photoresists. The fabrication process of integrated circuits requires their use for generating the resist patterns which later serve as a mask during an etch step that transfer the patterns into the substrate. Therefore, we have studied the etch behaviour of negative and positive 193 nm resists when exposed to a chosen oxide etch plasma. The resist analyses have pointed out that the resist deprotection that occurs during the etch is linked to the acrylic monomers that are part of the resist. The evaluation of model polymers and formulations has then permitted to determine wich parameters are relevant to improve the etch resistance of 193 nm resists. We have then also studied the resolution limit of a negative tone resist using an immersion interferometer. This work has enabled to show that, in spite of the progress realized in the negative tone resist development, this tonality is not competitive compared to the common tonality
Élaboration et caractérisation de cellules photovoltaïques à base de polymères semiconducteurs by Rony Bechara( Book )

Le travail de thèse présenté dans ce manuscrit est axé sur la mise en œuvre et la caractérisation de cellules solaires de type hétérojonction à réseaux interpénétrés en utilisant comme matériau actif des polymères semiconducteurs, en vue d'une amélioration de la morphologie et de la stabilité thermodynamique de la couche active d'une part et des propriétés d'absorption d'autre part. Pour ce faire, la première partie a consisté à élaborer un protocole expérimental fiable permettant ultérieurement l'évaluation des polymères conçus et synthétisé par notre équipe. Cette première étape nous a amené à réaliser des cellules de références à base de rr-P3HT et du [60]PCBM. Suite aux excellents résultats obtenus sur ce type de cellules, la procédure d'élaboration et de caractérisation de dispositifs photovoltaïques organiques a été validée. Dans la deuxième partie, l'accent sera mis sur l'évaluation, du point du vue performances du dispositif, de deux nouvelles approches macromoléculaires destinées à améliorer le contrôle de la morphologie de la couche active : 1)l'utilisation du DHPT3 (copolymère alterné), en tant que centre de nucléation pour la cristallisation du rr-P3HT au sein des cellules de références. 2)l'utilisation du P3HT-PBA-C60 (copolymères diblocs « bâtonnet-pelote »), en tant que tensioactif dans les mélanges de P3HT/PCBM. La dernière partie de ce travail porte sur l'étude photophysique, électrochimique et électronique d'un copolymère à faible bande interdite, le PTBzT2-C12. Ce matériau est destiné à remplacer le rr-P3HT dans les cellules solaires classiques à base de P3HT/PCBM dont le spectre d'absorption ne couvre que très partiellement la lumière du spectre solaire

Cette étude porte sur les propriétés et les mécanismes de mise en forme des résines photolithographiques utilisées pour la fabrication des filtres colorés et des microlentilles des capteurs d'images CMOS. Au cours de cette thèse, l'étude comparative des résines pigmentées et des résines à colorants a permis de montrer la supériorité de ces dernières en terme de défectivité, de rugosité et de dégazage. Cependant leur utilisation dans les futures générations de capteurs semble être compromise, à court terme, en raison de leur faible stabilité à la température et à la lumière. Concernant les microlentilles, l'étude physico-chimique de la résine a permis de mettre en évidence la compétition entre la réticulation de la résine et sa mise en forme sous l'effet des tensions de surface lors du recuit. Nous avons ainsi pu montrer que le contrôle des cinétiques respectives de ces deux phénomènes jouait un rôle clef dans l'optimisation de la forme de la microlentille

The aim of this work is to study TIPNO-mediated polymerization and copolymerization in a microfluidic device composed of one or two serial continuous microtube reactors. The results are compared to those obtained in conventional batch reactor. Molecular weights and polydispersity indices of (co)polymers are continuously online monitored by size exclusion chromatography. According to the polymerized monomer, different behaviors are observed. For styrene polymerization, the reduction of the characteristic length of the reactor does not seem to affect the control over the polymerization. Conversely, the control of the n-butyl acrylate polymerization, is significantly affected by the reactor's dimensions. The control is only maintained in the microfluidic device. Concerning the synthesis of block copolymers, the liquid comonomer is mixed with the viscous first block solution by means of a Tjunction or a microstructured mixer. Different geometries and mixing principles have been studied. For multilamination micromixers, the polydispersity index of the copolymers follows a linear relationship with the Reynolds number. Thus, beside the operating conditions, the choice of the micromixer geometry and dimension is essential to control the copolymerization (molecular weights, polydispersity indices...)
